姚威振

姚威振,男,博士,副研究员,硕士生导师。

中国科学院半导体研究所副研究员,九三学社第十五届中央委员会科普工作委员会委员,北京市特聘专家。2018年获法国图尔大学工学博士学位;2018-2020年在中国科学院半导体研究所半导体材料科学重点实验室从事博士后研究。曾担任国际著名功率半导体公司STMicroelectronics骨干研发工程师,研究课题获得法国国家科学技术促进会(ANRTCifre项目基金资助。

取得的重要科研成果及所获奖励:

1) 系统研究了多层薄膜材料的微观力学行为,建立了能够精确预测薄膜应力和大尺寸晶圆翘曲度的解析模型。2) 通过引入InGaN/GaN预阱结构降低面内压应力有效抑制QCSE效应,并利用V坑缺陷增强空穴注入能力,实现了GaN基半导体长波长LED外延片制备生长。3) 结合纳米压痕实验,研究了量子阱中位错形核机制,建立了相关有限元模型,优化了GaN:C生长工艺和临界厚度,揭示了GaN:C对沟道层和势垒层晶体质量和热应力影响机制。4) 采用脉冲模式对AlN/AlGaN材料进行应力调控,揭示了AlGa原子并入与表面形貌相互影响机制。5) 负责自主设计并研制了一台具有温度梯度主动调节和气源预处理功能的国产化中试型MOCVD实验设备,可生长6英寸和8英寸GaN基外延片材料,该设备经材料生长工艺验证具有很好的重复性和可靠性。
